Theab initiocalculations about the properties of the interstitials doping in the rutile TiO2and their impact on the transport coefficients are reported. As the doping of the Zr or Ti interstitials in the TiO2, the lattice Ti4+ions acquire the excess electrons so reduced to the Ti3+or Ti2+ions. However, the Cu interstitials could not lose enough electrons to reduce the lattice Ti4+ions. Furthermore, the Ti or Cu interstitials in the ZrO2also are unable to promote the lattice Zr4+ions to form the lattice Zr3+or Zr2+ions. The high transport coefficients are observed in the defected TiO2with the Ti or Zr interstitials as the high concentration of the Ti3+or Ti2+ions. So, the Zr interstitials are the favorable choice for the extra-doping to improve the transport properties in the TiO2-based resistive random access memory.

SiOx<2 является перспективным материалом для использования в качестве запоминающего слоя ячейки резистивной памяти (Resistive Random-Access Memory, RRAM) [1]. Несмотря на многочисленные исследования SiOx, обусловленные его использованием в оптоэлектронных устройствах и солнечных элементах, электронная структура SiOx систематически не изучена. Чёткое понимание электронной структуры SiOx различного состава необходимы для контроля его свойств и оптимизации технологии RRAM на основе SiOx. Целью работы является исследование электронной структуры SiOx<2 с помощью ab initio моделирования. Моделирование проводилось в программном пакете Quantum ESPRESSO, основанном на теории функционала плотности с корректным воспроизведением значений ширины запрещённой зоны. Структура SiOx моделировалась последовательным удалением атомов кислорода из 18-атомной суперячейки α-SiO2 с последующей полной структурной релаксацией. Критериями выбора атомов кислорода для удаления были минимум полной энергии ячейки и равномерное уменьшение её объёма. Корректность расчётной методики подтверждается согласием рассчитанных и взятых из литературы экспериментальных зависимостей величины запрещённой зоны (Eg), а также показателя преломления (n) SiOx от величины x. Расчётное значение Eg = 8.0 эВ для SiO2 согласуется с известными из литературы данными, тогда как для чистого Si расчёт переоценивает Eg, что объясняется использованием в расчётах точной структуры SiO2 и модельной для Si. Спектры парциальной плотности состояний SiOx, совмещённые по краю нижней (O2s) валентной подзоны на 18.3 эВ ниже Ev для SiO2 (глубокие уровни наименее чувствительны к атомному окружению), позволяют построить энергетическую диаграмму SiOx. Диаграмма построена с использованием факта, что Ev в аморфном (a-) и кристаллическом (c-) Si имеют энергию 5.2 эВ от уровня электрона в вакууме; Eg=1.1 эВ для с-Si и 1.6 эВ и для a-Si. Приведённая диаграмма позволяет оценить энергию потенциальных барьеров для электронов (Фe) и дырок (Фh) на границе a-Si/SiOx и c-Si/SiOx для различных значений x. Уменьшение Eg при обогащении SiOx кремнием осуществляется за счёт примерно симметричного сдвига Ev и Eс в запрещённую зону SiO2. Верх валентной зоны SiOx формируется Si3p атомными орбиталями. Сдвиг Ev с уменьшением параметра x можно объяснить тем, что добавление O в SiOx сопровождается увеличением энергии связующих орбиталей Si – Si связи.

Large device variation is a fundamental challenge for resistive random access memory (RRAM) array circuit. Improved device-to-device distributions of set and reset voltages in a SiNx RRAM device is realized via arsenic ion (As+) implantation. Besides, the As+-implanted SiNx RRAM device exhibits much tighter cycle-to-cycle distribution than the nonimplanted device. The As+-implanted SiNx device further exhibits excellent performance, which shows high stability and a large 1.73 × 103 resistance window at 85 °C retention for 104 s, and a large 103 resistance window after 105 cycles of the pulsed endurance test. The current–voltage characteristics of high- and low-resistance states were both analyzed as space-charge-limited conduction mechanism. From the simulated defect distribution in the SiNx layer, a microscopic model was established, and the formation and rupture of defect-conductive paths were proposed for the resistance switching behavior. Therefore, the reason for such high device performance can be attributed to the sufficient defects created by As+ implantation that leads to low forming and operation power.
