ABSTRACTWe present a detailed experimental study of the influence of electric fields on exciton states in a GaAs/AlGaAs coupled double quantum well structure and discuss the advantages of using this novel structure. The coupling of electronic states in the two quantum wells, due to the narrowness of the barrier between them, leads to an enhancement of the quantum-confined Stark effect (by as much as five times that of the single quantum well case). From the measured energies of the exciton transitions, splittings of the levels in a coupled double quantum well structure were derived without recourse to a theoretical model.

The change in optical absorption coefficients and refractive index in GaAs-AlGaAs asymmetric parabolic double quantum wells (DQWs) with applied electric field are studied in detail. Analytical expressions for the linear, nonlinear and total intersubband absorption coefficient and refractive index changes are obtained by using compact density matrix approach. It is found that the magnitude of the nonlinear part of the change in refractive index and absorption coefficients are larger than the linear part in the given frequency region. The value of the total change in refractive index is negative and the asymmetric DQWs becomes left handed media. This property is of great importance for metamaterials science and can contribute substantially to the present search for simple and inexpensive left handed media. Moreover the negative value of the total change in absorption coefficient may be used for developing optical device such as maser at different frequency regime.

The quantum-confined Stark effect on the optical absorption of intersubband transitions in an asymmetric AlxGa1-xN/In0.3Ga0.7N/GaN quantum wells is investigated by means of the density matrix formulism. The built-in electric field generated by the piezoelectric and spontaneous polarizations competing against to the external electric fields is considered. As the result, the influences of the built-in and external electric fields on the energy potentials and the eigen stares are discussed in detail. When the positive external electric field is applied, the peak values of the absorption coefficients from 3-2, 2-1 and 3-1 transitions are reduced and moved to the lower photon energy levels. With the negative field, the exactly opposite results can be obtained. Moreover, it is indicated that the results of the wavelengths from the 3-2, 2-1 and 3-1 transitions are reduced by the positive external electric field and increased by the negative field.
