The physical and technological features of the die installation on a temporary carrier in the technology of internal mounting have been studied. A reasonable choice of material from various solutions of polyamide acids (PAA) was carried out for fixing silicon dies with the active side down on a temporary carrier. The experimental dependence of the adhesion strength of silicon dies on the lifetime of PAA solutions has been established. Possible defects appeared during imidization of PAA in the process of creating highly integrated micro-assemblies, multi-chip modules and electronic modules of the system-in-case level were shown.

The paper presents the results of using sub-contact layers with a band gap from 0.35 to 0.8 eV to obtain low-resistance electrical contacts to p-InP. An experimental dependence of the contact resistance on the band gap of the sub-contact material In(x)Ga(1-x)As is obtained.

The article analyzes the possibility of measuring the reflective properties of leaves of green plants associated with their water content. The near infrared range of radiation is selected because in this range the reflective properties are determined by changes in the cellular structures of the leaves. The experimental dependence of the reflective properties of leaves in this region of the spectrum on the moisture availability of the plant is demonstrated.

AbstractIt is established both experimentally and by calculations that the nuclei of CuCl phase do not form in the solid solution of CuCl in the glass at the temperature T _u ≥ 600°C. At the temperature of 500°C, nuclei do not form due to a low diffusion coefficient. In the temperature range of 500–600°C maximums of the flow of new clusters and the critical radius are almost at the same temperature. The supersaturation is minimal in the area of maximum. The experimental dependence of the formation rate of CuCl clusters on temperature is in a good agreement with the calculated one. It is shown that the concentration of nuclei, its average radius, and the width of distribution by radii can be effectively controlled using the cooling “on the top.” The narrow distributions of CuCl clusters in the glass with the relative half-width of about 3.7% are obtained.

On the basis of a nonlinear dynamic model of a vibration-proof system at power excitation there are formed amplitude-frequency characteristics of a lathe installed on rubber-metal anti-vibration supports, and an area of efficient vibration isolation is defined. An elastic characteristic of the model is presented as an approximating dependence obtained on the basis of the experimental dependence of support elastic deformation changes upon loading.
