Practical Methods for Analyzing Reliability Test Data in the Presence of an Unexpected Failure Mode

Abstract Ball shear forces of plastic ball grid array (PBGA) packages are found to decrease after reliability test. Packages with different ball pad metallurgy form different intermetallic compounds (IMC) thus ball shear forces and failure modes are different. The characteristic and dynamic process of IMC formed are decided by ball pad metallurgy which includes Ni barrier layer and Au layer thickness. Solder ball composition also affects IMC formation dynamic process. There is basically no difference in ball shear force and failure mode for packages with different under ball pad metallurgy before reliability test. However shear force decreased and failure mode changed after reliability test, especially when packages exposed to high temperature. Major difference in ball shear force and failure mode was found for ball pad metallurgy of Ni barrier layer including Ni-P, pure Ni and Ni-Co. Solder ball composition was found to affect the IMC formation rate.

Glubam is a new construction material and glubam bolted joints have been developed in modern bamboo structures. To observe the performance of bolted joint, two major groups of glubam-single-bolted-joint specimens with double steel side plates are tested. Bearing strength and failure mode are analyzed and discussed. It is shown that specimens with tension parallel to bamboo fiber always yield by shearing out and showed higher bearing strength as well as better ductility, while specimens with tension perpendicular to bamboo fiber will fail by net tension. Results of bearing strength are evaluated by the 5% off-set method. At the end, equations obtained from test data and analysis about yielding strength of glubam bolted joint was obtained for following study and project design.

The mechanical behavior of 12 concrete specimens under local strain is studied according to simulating principle of work of gate slot. The experimental result indicates that the failure mode of these reinforced members in the test has revealed to be shear failure. The shear failurelaw of gate slot based on the test data is analyzed in the paper, and the main effect factors of the shearing capacity of gate slot are discussed. In this foundation, a corresponding proposed simplified method is put forward in the end.

Reliability tests are mandatory to evaluate new products prior to their release. The proper determination of a reliability test plan is crucial because an erroneous test plan can be very costly and misleading. This paper describes a probability-based method of designing a reliability demonstration test plan using both field customer usage and historical bench life test data. Statistical distribution analysis, Monte Carlo simulation (MCS) technique, and zero-failure test method are integrated into the probability-based method to create test plans that can more accurately evaluate product reliabilities for the required product service life using a small number of test samples.
