ABSTRACTCluster formation in high dose B, BF2 implanted Si wafers is an important problem in silicon doping, since it is one of the leading causes of the electrical deactivation of the dopant. In this study, we used Ge pre-amorphized, ultra low energy B and BF2 implanted Si wafers in order to probe these clusters from a local structural point of view. Ge K-edge x-ray absorption spectroscopy (XAFS) is a powerful tool in obtaining local structural information around the Ge atom. The effects of different implant species with various implant doses and annealing conditions on the cluster formation are presented using Ge K-edge multi-shell XAFS analysis. The non-linear least-squares fits to the Ge K-edge Fourier Transformed (FT) XAFS data using calculated standards from multiple scattering simulations around the Ge atom reveal formed Ge-B clusters for the Rapid Thermal Processing (RTP) annealed wafers. The results also indicate the laser annealing process on the other hand is blocking the formation of these Ge induced Ge-B clusters.

ABSTRACTRecent interest in finding an efficient method for transient annealing of ion-implanted silicon has led to studies of various rapid annealing schemes such as graphite heaters and high intensity incoherent light sources as alternative methods to laser annealing. In this paper, we describe a recent study of transient annealing of ion-implanted silicon using a scanning IR line source created by a single tungsten filament enclosed in a quartz envelope. Various dopants (B+, P+ and As+) with fluences of 1014 to 1016 ions/cm2 were implanted and annealed under both transient and steady-state thermal conditions. Dopant depth distributions were analyzed using the SIMS technique. Sheet resistance measurements indicated that almost 100% activations of the implanted dopants were achieved. Sensitivities of dopant activation to transient annealing conditions were studied as a function of dopant concentrations, and high-dose As- and B-implanted samples were found to be sensitive to transient thermal cycle, particularly to the peak temperature. Recrystallization was studied with Rutherford backscattering spectroscopy using 2 Mev He+ ions.

Collaboration between economic agents, especially in technological areas, is characterized by ambiguity in terminology, multiple analytical approaches, a diversity of objectives and multiple organizational forms, among which the network constitutes the most important example of ‘common organization’ in international collaboration. This paper describes the main factors in the structure of a network that develops an R&D project and the predominant aspects of its management. The authors then discuss an empirical study based on technological projects developed within the framework of European RTD programmes. The sample comprises 350 industrial liaison organizations (ILOs) which often take an active part in the European Commission's Framework Programmes. The results show, from a structural point of view, how a network is shaped for technological product development. From the management perspective, the discussion highlights the role of the promoter and partners in achieving a project's objectives in terms of organization, decision and control.

AbstractOne of the important challenges in semiconductor industry is to sustain high concentration of dopant atoms electrically active in very small areas. In investigating the optimum post implantation treatment methods that will help to attain these conditions, the local structural information around the dopant atom is crucial. In this study, we have used secondary ion mass spectroscopy (SIMS) and x-ray absorption fine structure spectroscopy (XAFS) to obtain the concentration depth profiles and the local structural information around the Sb atom in laser thermal annealed (LTA) Sb implants in Si wafers. The Sb implant doses used in this work are 6.4x1015/cm2 and 2.0x1016/cm2. The XAFS results for the 6.4x1015/cm2 Sb dose sample do not exhibit any rhombohedral-Sb precipitation as the Fourier Transformed (FT) data can be fit successfully using only substitutional-Sb in the Si lattice sites. However, a multi-shell analysis of the Fourier Transformed (FT) data for the 2.0x1016/cm2 Sb dose sample clearly indicates there is a substantial contribution from the Sb-Sb scattering, which is a signature of precipitated form of Sb.

Prolegomena to a poetics of the character’s name. We propose in this article a poetics of the character’s name. The character’s name can be studied from an autonomous point of view as well as from a structural point of view. From an autonomous point of view, at first, we show that the character’s name especially reflects a personal, a social, a physical, a generic, a geographical, an autobiographical or a referential characteristic of the character. We also focus on two particular cases, the case in which the name of the character is incomplete and the case in which the identity of the character is changing. The structural point of view, on the contrary, consists in studying the names of the characters of a same work by comparing them to each other. We focus in this way on the thematic role of the characters’ names, and on the case in which some phonetic features are recurrent in the names of several characters and must therefore be interpreted. We eventually mention the problem of the translation of the characters’ names, focusing on two situations: the situation in which the character’s name has no obvious meaning, and is not really translated, and the situation in which the character’s name has a real meaning, and is either translated literally or adapted.

The relevance of the present study is attributable to the importance of the problem of economic development of Russian territories from the point of view of the retrospective territorial and sector approach, which has currently become widespread. In this respect, the article is aimed at studying and summarizing the cluster approach experience, which allows developing tourism in Russian regions. The authors of the following article focus on the processes occurring in tourist territories in the context of the Federal Target Program (FTP) "Development of Domestic and Incoming Tourism in the Russian Federation". In this regard, the main attention is focused on the best regional practices of cluster development and on the Kuzbass Region as the most original example. The underlying approach to the study of the problem was the allocation of the two key models of cluster formation in tourism: infrastructure and synergistic. The article reveals the elements of cluster policy, identifies the sources of funding for projects, and justifies the role of public-private partnership. The materials of this article are of practical value for the regional government entities, business and academic community.

AbstractAt medium ice concentrations, sea ice consists of separate floes of different sizes interacting with each other through inelastic collisions, in a way similar to two-dimensional polydisperse granular gases. The dynamics of this type of ice cover is poorly understood. In this paper, a molecular-dynamics sea-ice model based on simplified momentum equations and a hard-disk collision model is used to analyze processes of cluster formation in sea-ice floes. The clusters, formed due to size-dependent equilibrium velocities of floes under a given forcing, have statistical properties dependent on the average ice concentration and on the parameters of the floe-size distribution. In particular, in terms of the size of the largest cluster in the system, two regimes are observed: one at low and one at high ice concentration. At high ice concentration, the dominating cluster spans the entire model domain and contains the majority of floes. The exponent of the cluster-size distribution increases with increasing exponent of the floe-size distribution. The results are discussed from the point of view of the collisional contribution to the internal stress in the ice, as well as from the role of clustering in the floe-formation processes. Thus, they may contribute to the formulation of more reliable sea-ice rheology models valid at medium ice concentrations.

It has been almost universally adopted that dissolution of solids proceeds with development of uniform, continuous frontiers of reaction.However this point of view is doubtful / 1 /. E.g. we have proved the active role of the block (grain) boundaries in the main phases of cement, these boundaries being the areas of hydrate phases' nucleation / 2 /. It has brought to the supposition that the dissolution frontier of cement particles in water is discrete. It seems also probable that the dissolution proceeds through the channels, which serve both for the liquid phase movement and for the drainage of the incongruant solution products. These channels can be appeared along the block boundaries.In order to demonsrate it, we have offered the method of phase-contrast impregnation of the hardened cement paste with the solution of methyl metacrylahe and benzoyl peroxide. The viscosity of this solution is equal to that of water.

The purpose and tasks of the work are to analyze the contemporary Ukrainian mass culture in terms of its value and humanistic components, as well as the importance of cultural studies and Ukrainian studies in educational disciplines for the formation of a holistic worldview of modern youth.Analysis of research and publications. Scientists repeatedly turned to the problems of the role of spirituality in the formation of society and its culture. This problem is highlighted in the publications by O. Losev, V. Lytvyn, D. Likhachev, S. Avierintsev, M. Zakovych, I. Stepanenko and E. Kostyshyn.Experts see the main negative impact of mass culture on the quality approach, which determines mass culture through the market, because mass culture, from our point of view, is everything that is sold and used in mass demand.One of the most interesting studies on this issue was the work by the representatives of Frankfurt School M. Horkheimer and T. Adorno «Dialectics of Enlightenment» (1947), devoted to a detailed analysis of mass culture. Propaganda at all socio-cultural levels in the form is similar in both totalitarian and democratic countries. It is connected, according to the authors, with the direction of European enlightenment. The tendency to unify people is a manifestation of the influence of mass culture, from cinema to pop. Mass culture is a phenomenon whose existence is associated with commerce (accumulation in any form – this is the main feature of education), in general, the fact that it exists in this form is related to the direction of the history of civilization.Modern mass culture, with its externally attractive and easily assimilated ideas and symbols, appealing to the trends of modern fashion, becomes a standard of prestigious consumption, does not require intense reflection, allows you to relax, distract, not teach, but entertains, preaches hedonism as the main spiritual value. And as a consequence, there are socio-cultural risks: an active rejection of other people, which leads to the formation of indifference; cruelty as a character trait; increase of violent and mercenary crime; increase in the number of alcohol and drug addicts; anti-patriotism; indifference to the values of the family and as a result of social orphanhood and prostitution.Conclusions, perspectives of research. Thus, we can conclude that modern Ukrainian education is predominantly formed by the values of mass culture. Namely, according to the «Dialectic» by Horkheimer and Adorno, «semi-enlightenment becomes an objective spirit» of our modern society.It is concluded that only high-quality education can create the opposite of the onset of mass culture and the destruction of spirituality in our society. It is proved that only by realizing the importance of cultivating disciplines in the educational process and the spiritual upbringing of the nation, through educational reforms, humanitarian knowledge will gradually return to student audiences.Formation of youth occurs under the influence of social environment, culture, education and self-education. The optimal combination of these factors determines both the process of socialization itself and how successful it will be. In this context, one can see the leading role of education and upbringing. It turns out that the main task of modern education is to spread its influence on the development of spiritual culture of the individual, which eventually becomes a solid foundation for the formation of the individual. Such a subject requires both philosophical and humanitarian approaches in further integrated interdisciplinary research, since the availability of such research will provide the theoretical foundation for truly modern educational and personal development.
