In this paper, polystyrene colloidal microspheres have been prepared using hexyl acrylate (HA), ethylhexyl acrylate (EHA), isooctyl acrylate (IOA), butyl acrylate (BA), or isobutyl acrylate (IBA) as comonomers. Microspheres with diameters from 212 to 332 nm and with a polystyrene content of 65–78% were prepared. The particles prepared in this work do not present the typical core-shell structure; as a consequence, DSC analysis showed that the microspheres exhibited only one Tg. TEM images show that the particles with comonomer content below ~30% were spherical and regular. Microspheres containing comonomer between 21 to 25% produced the less brittle films showing very iridescent colors. The films prepared from microspheres containing hexyl, ethylhexyl, and isooctyl acrylate as comonomers are firmly attached to the substrate due to their adhesive properties. The large decrease of the fragility observed in these films makes them much more attractive materials in sensing applications.

Fluoroacrylic copolymer latexes with core-shell structure were synthesized by free-radical emulsion copolymerization, using fluorine-containing acrylic monomer of dodecafluoroheptyl methacrylate (DFMA) and fluorine-free acrylic monomers. The chemical composition was characterized by Fourier transform infrared (FTIR) spectroscopy. The basic properties of the latexes including mainly hydrophobicity, chemical stability, chemicals-and corrosion-resistance were investigated. Significant improvement in the chemicals-and corrosion-resistance were observed for the fluorinated copolymer although only 5 wt% (based on the total monomers amount) of DFMA was copolymerized.

Abstract Abnormal inline defects were caught after nitride spacer etching processes. Detailed MEBES layout checking and inline SEM inspection revealed that such defects always appeared at the boundaries in between PFETs and NFETs regions. The microstructure and chemical composition of the defects were analyzed in detail by various TEM imaging and microanalysis techniques. The results indicated that the defect possessed core-shell structure, with oxide core and nitride shell. Based on the TEM failure analysis results and manufacturing processes, we conclude that the defects originated from PR fencing due to the PR hardening during PFET and NFET LDD/Halo implantation. The oxide core was generated during oxide spacer formation using an ozone-TEOS process, which was responsible for the nitride spacer under-etch issue.

The fluoroacrylate copolymer latexes (Poly (BA-MMA-DFMA) latex) with a fluorinated shell were successfully synthesized by semi-continuous seeded emulsion polymerization. The chemical structure of the latex was characterized by Fourier transform infrared (FTIR) and 1H-NMR analysis. Glass transition temperatures (Tg) of Poly (BA-MMA-DFMA) latex were confirmed by DSC analysis. Transmission electron microscopy (TEM) showed the microstructure of Poly (BA-MMA-DFMA) latex. The water absorption ratio and the water contact angle (WCA) of films were studied. Results showed the Poly (BA-MMA-DFMA) latex had two distinct Tg and exhibited core-shell structure. Moreover, Poly (BA-MMA-DFMA) film with 15wt% DFMA can exhibit lower water absorption ratio and higher contact angle.
