The triple-cation mixed-halide perovskite (FAxMAyCs1-x-y)Pb(IzBr1-z)3 (FAMACs) is the best composition for thin-film solar cells. Unfortunately, there is no effective method to prepare large single crystals (SCs) for more advanced applications. Here, we report an effective additive strategy to grow 2-inch-sized high-quality FAMACs SCs. It is found that the judiciously selected reductant [formic acid (FAH)] effectively minimizes iodide oxidation and cation deprotonation responsible for phase segregation. Consequently, the FAMACs SC shows more than fivefold enhancement in carrier lifetimes, high charge mobility, long carrier diffusion distance, as well as superior uniformity and long-term stability, making it possible for us to design high-performance self-powered integrated circuit photodetector. The device exhibits large responsivity, high photoconductive gain, excellent detectivity, and fast response speed; all values are among the highest reported to date for planar-type single-crystalline perovskite photodetectors. Furthermore, an integrated imaging system is fabricated on the basis of 12 × 12 pixelated matrixes of the single-crystal photodetectors.

Two-dimensional (2D) materials driven by their unique electronic and optoelectronic properties have opened up possibilities for their various applications. The large and high-quality single crystals are essential to fabricate high-performance 2D devices for practical applications. Herein, IV-V 2D GeP single crystals with high-quality and large size of 20 × 15 × 5 mm3 were successfully grown by the Bi flux growth method. The crystalline quality of GeP was confirmed by high-resolution X-ray diffraction (HRXRD), Laue diffraction, electron probe microanalysis (EPMA) and Raman spectroscopy. Additionally, intrinsic anisotropic optical properties were investigated by angle-resolved polarized Raman spectroscopy (ARPRS) and transmission spectra in detail. Furthermore, we fabricated high-performance photodetectors based on GeP, presenting a relatively large photocurrent over 3 mA. More generally, our results will significantly contribute the GeP crystal to the wide optoelectronic applications.

AbstractIn this manuscript, the inorganic perovskite CsPbI2Br and CsPbIBr2 are investigated as photoactive materials that offer higher stability than the organometal trihalide perovskite materials. The fabrication methods allow anti-solvent processing the CsPbIxBr3−x films, overcoming the poor film quality that always occur in a single-step solution process. The introduced diethyl ether in spin-coating process is demonstrated to be successful, and the effects of the anti-solvent on film quality are studied. The devices fabricated using the methods achieve high-performance, self-powered and the stabilized photodetectors show fast response speed. The results illustrate a great potential of all-inorganic CsPbIxBr3−x perovskites in visible photodetection and provide an effective way to achieve high performance devices with self-powered capability.

P-CuZnS/n-GaN UV photodetector is prepared by a simple chemical bath deposition, showing excellent self-powered properties, including ultrahigh on/off ratio (3 × 108), fast response speed (0.14/40 ms) and large detectivity of 3 × 1013 Jones.

Abstract With the increase in the use of electronic devices in many different environments, a need has arisen for an easily implemented method for the rapid, sensitive detection of liquids in the vicinity of electronic components. In this work, a high-performance power generator that combines carbon nanoparticles and TiO2 nanowires has been fabricated by sequential electrophoretic deposition (EPD). The open-circuit voltage and short-circuit current of a single generator are found to exceed 0.7 V and 100 μA when 6 μL of water was applied. The generator is also found to have a stable and reproducible response to other liquids. An output voltage of 0.3 V was obtained after 244, 876, 931, and 184 μs, on exposure of the generator to 6 μL of water, ethanol, acetone, and methanol, respectively. The fast response time and high sensitivity to liquids show that the device has great potential for the detection of small quantities of liquid. In addition, the simple easily implemented sequential EPD method ensures the high mechanical strength of the device. This compact, reliable device provides a new method for the sensitive, rapid detection of extraneous liquids before they can impact the performance of electronic circuits, particularly those on printed circuit board.

AbstractTlBr single crystals grown using the vertical Bridgman-Stockbarger method were characterized for semiconductor based radiation detector applications. It has been shown that the vertical Bridgman-Stockbarger method is effective to grow high-quality single crystalline ingots of TlBr. The TlBr single crystalline sample, which was located 6 cm from the tip of the ingot, exhibited lower impurity concentration, higher crystalline quality, high enough bandgap (>2.7 eV), and higher resistivity (2.5 × 1011 Ω·cm) which enables using the fabricated samples from the middle part of the TlBr ingot for fabricating high performance semiconductor radiation detectors.

As traditional ultrasonic imaging systems (UIS) are expensive, bulky, and power-consuming, miniaturized and portable UIS have been developed and widely utilized in the biomedical field. The performance of integrated circuits (ICs) in portable UIS obviously affects the effectiveness and quality of ultrasonic imaging. In the ICs for UIS, the analog-to-digital converter (ADC) is used to complete the conversion of the analog echo signal received by the analog front end into digital for further processing by a digital signal processing (DSP) or microcontroller unit (MCU). The accuracy and speed of the ADC determine the precision and efficiency of UIS. Therefore, it is necessary to systematically review and summarize the characteristics of different types of ADCs for UIS, which can provide valuable guidance to design and fabricate high-performance ADC for miniaturized high resolution UIS. In this paper, the architecture and performance of ADC for UIS, including successive approximation register (SAR) ADC, sigma-delta (Σ-∆) ADC, pipelined ADC, and hybrid ADC, have been systematically introduced. In addition, comparisons and discussions of different types of ADCs are presented. Finally, this paper is summarized, and presents the challenges and prospects of ADC ICs for miniaturized high resolution UIS.

Advancements in the functionalities and operating frequencies of integrated circuits (IC) have led to the necessity of measuring their electromagnetic Interference (EMI). Three-dimensional integrated circuit (3D-IC) represents the current advancements for multi-functionalities, high speed, high performance, and low-power IC technology. While the thermal challenges of 3D-IC have been studied extensively, the influence of EMI among the stacked dies has not been investigated. With the decreasing spacing between the stacked dies, this EMI can become more severe. This work demonstrates the potential of EMI within a 3D-IC numerically, and determines the minimum distance between stack dies to reduce the impact of EMI from one another before they are fabricated. The limitations of using near field measurement for the EMI study in stacked dies 3D-IC are also illustrated.
