ABSTRACTTwo technological processes of synthesis of nanopowders containing Al2O3, AlN, and AlON have been investigated. It has been established that AlN nanoparticles formed on the base of ablation products (Al and N2) during laser irradiation of AlN targets are coated with AlON films of different composition and have a complex surface defective structure. In composite powders obtained by carbothermal reduction of Al2O3, along with AlN and AlON, initial oxide Al2O3 is present, which indicates the incompleteness of the process.

In this paper, the transmission and reflection spectra of n-Si(100) single crystals are measured; n-GaAs(100); solid solutions of Ge1-хSiх (х = 0.85) in the range (0.2 - 1.7)·10-6 m before and after laser irradiation at the wavelength λ = 532 nm. It is established that the main mechanism of influence of pulsed laser irradiation on the optical properties of thin surface layers of the investigated crystals is structural gettering, that is, the absorption due to the presence of sections of semiconductors that have a defective structure and have the ability to actively absorb defects and points.

Ultra-fine ZrB2 powders and ZrB2-SiC composite powders were synthesized by solution-based method, using zirconium oxynitrate (ZrO(NO3)2•2H2O), boric acid (H3BO3), phenolic resin, and tetraethyl orthosilicate (TEOS) as raw materials, respectively. The zirconia sol with other precursor was formed via adjustment of the pH value. After drying, grinding and sieving, the precursor powders were obtained. Exposed to carbothermal reduction heat treatments (1300°C~1500°C, 0.5h, flowing argon), pure ZrB2 powders and ZrB2-SiC composite powders with fine particle size (~1μm) were synthesized.

TiN-Si3N4 composite powders were prepared by carbothermal reduction nitridation using rutile and quartz as raw materials. The influence of temperature and carbon addition on the phase evolution and microstructure of the products were investigated. The equilibrium phase diagram of Si-C-N-O and Ti-C-N-O system at different temperatures under 0.2 MPa nitrogen pressure was drew. The results show that the optimum parameters for synthesizing TiN-Si3N4 by carbothermal reduction nitridation process are carbon addition of stoichiometric content, temperature of 1873 K for 4 h and nitrogen pressure of 0.2 MPa. The produced TiN-Si3N4 in this experiment exist in granular and hexagonal columnar shape, and the average particle size of the synthesized powders is 2 ~ 10 ?m.
