ABSTRACTWe study theoretically and experimentally the effects of the Coulomb and the spin-orbit coupling on the electronic structure of small quantum dots. A tight-binding calculation with restricted configuration interaction is developed in a typical case: very small cubic quantum dots for which the electron-hole exchange interaction is of the order of magnitude of the spinorbit interaction. Experimentally, resonant photoluminescence and photoluminescence excitation are used to obtain information on a single size of CdS quantum dot obtained by a chemical growth method.

We have investigated the optical properties of InAs/GaAs (113)A quantum dots grown by molecular beam epitaxy (MBE) capped by (In,Ga)As. Reflection high-energy electron diffraction (RHEED) is used to investigate the formation process of InAs quantum dots (QDs). A broadening of the PL emission due to size distribution of the dots, when InAs dots are capped by GaAs, was observed. A separation between large and small quantum dots, when they are encapsulated by InGaAs, was shown due to hydrostatic and biaxial strain action on large and small dots grown under specifically growth conditions. The PL polarization measurements have shown that the small dots require an elongated form, but the large dots present a quasi-isotropic behavior.

Strong Confinement

The optical absorption behaviour of polar semiconductor quantum dots has been investigated in the strong confinement regime using the adiabatic approximation of Landau and Pekar. It has been shown that optical absorption coefficient becomes strongly size dependent below a certain value of the confinement length and also exhibits interesting crossing behaviour when studied as a function of the electron–phonon coupling constant for different values of the confinement length. It has furthermore been shown that the ratio of the one-phonon part of the oscillator strength to the zero-phonon contribution can be significantly large in a small quantum dot and can also exhibit an interesting minimum structure at certain value of the confinement length for intermediate electron–phonon coupling.
