Simulations of Deformation and Stress During Copper Wirebond on ULK Chips

In this paper, we develop a multi-level modeling procedure for copper wirebonding that provides insights into (a) deformation and stress in wire, pad, and die (b) an assessment of the risk of ULK fracture during impact stage and ultrasonic vibration steps. First, we construct a nonlinear, dynamic finite element model (global) to study the mechanical responses of wire, pad, and the underlying ULK stacks during the impact stage and the last cycle of ultrasonic vibration in copper wirebonding. Specifically, these process steps are modeled through prescribing touch down and in-plane oscillatory motions on capillary, which result in dissimilar critical states of stress locally in the ULK stacks. Next, we develop a isogeometric model (local) for a generic configuration of ULK stacks with eight levels of metallization by composing the geometric primitives representing ILD layers, copper lines/vias, as well as the material interfaces following the Hierarchical Partition of Unity Field Composition technique. The description for material moduli in the entire ULK stacks is further enriched with a bi-linear damage law. The critical states of stress obtained in the global wirebond model are then converted into boundary conditions for the local ILD model under plane strain condition to simulate the crack initiation in the ULK stacks. We observe, from the simulation results, potential crack initiation sites along vertical /horizontal interfaces in the ULK stacks due to local compressive/tensile loading during impact/vibration step, respectively.

The Split Hopkinson Pressure Bar (SHPB) is an apparatus for testing the dynamic stress-strain response of the cement mortar specimen with pre-set joints at different angles to explore the influence of joint attitudes of underground rock engineering on the failure characteristics of rock mass structure. The nuclear magnetic resonance (NMR) has also been used to measure the pore distribution and internal cracks of the specimen before and after the testing. In combination with numerical analysis, the paper systematically discusses the influence of joint angles on the failure mode of rock-like materials from three aspects of energy dissipation, microscopic damage, and stress field characteristics. The result indicates that the impact energy structure of the SHPB is greatly affected by the pre-set joint angle of the specimen. With the joint angle increasing, the proportion of reflected energy moves in fluctuation, while the ratio of transmitted energy to dissipated energy varies from one to the other. NMR analysis reveals the structural variation of the pores in those cement specimens before and after the impact. Crack propagation direction is correlated with pre-set joint angles of the specimens. With the increase of the pre-set joint angles, the crack initiation angle decreases gradually. When the joint angles are around 30°–75°, the specimens develop obvious cracks. The crushing process of the specimens is simulated by LS-DYNA software. It is concluded that the stresses at the crack initiation time are concentrated between 20 and 40 MPa. The instantaneous stress curve first increases and then decreases with crack propagation, peaking at different times under various joint angles; but most of them occur when the crack penetration ratio reaches 80–90%. With the increment of joint angles in specimens through the simulation software, the changing trend of peak stress is consistent with the test results.

Purpose This paper aims to go deeper on the analysis of the shaft voltage of large turbogenerators. The main interest of this study is the investigation process developed. Design/methodology/approach The analysis of the shaft voltage because of several defects is based on a two-dimensional (2D) finite element modeling. This 2D finite element model is used to determine the shaft voltage because of eccentricities or rotor short-circuit. Findings Dynamic eccentricities and rotor short circuit do not have an inherent impact on the shaft voltage. Circulating currents in the stator winding because of defects impact the shaft voltage. Originality/value The original value of this paper is the investigation process developed. This study proposes to quantify the impact of a smooth stator and then to explore the contribution of the real stator winding on the shaft voltage.

Neuronostatin, a newly identified peptide hormone sharing the same precursor with somatostatin, exerts multiple pharmacological effects in gastrointestinal tract, hypothalamus, and cerebellum. However, the cardiovascular effect of neuronostatin is unknown. The aim of this study was to elucidate the impact of neuronostatin on cardiac contractile function in murine hearts and isolated cardiomyocytes. Short-term exposure of neuronostatin depressed left ventricular developed pressure (LVDP), maximal velocity of pressure development (±dP/d t), and heart rate in Langendorff heart preparation. Consistently, neuronostatin inhibited peak shortening (PS) and maximal velocity of shortening/relengthening (±dL/d t) without affecting time-to-PS (TPS) and time-to-90% relengthening (TR90) in cardiomyocytes. The neuronostatin-elicited cardiomyocyte mechanical responses were mimicked by somatostatin, the other posttranslational product of preprosomatostatin. Furthermore, the neuronostatin-induced cardiomyocyte mechanical effects were ablated by the PKA inhibitor H89 (1 μM) and the Jun N-terminal kinase (JNK) inhibitor SP600125 (20 μM). The PKC inhibitor chelerythrine (1 μM) failed to alter neuronostatin-induced cardiomyocyte mechanical responses. To the contrary, chelerythrine, but not H89, abrogated somatostatin-induced cardiomyocyte contractile responses. Our results also showed enhanced c-fos and c-jun expression in response to neuronostatin exposure (0.5 to 2 h). Taken together, our data suggest that neuronostatin is a peptide hormone with overt cardiac depressant action. The neuronostatin-elicited cardiac contractile response appears to be mediated, at least in part, through a PKA- and/or JNK-dependent mechanism.

In this paper, the characteristic of grinding force in two-dimensional ultrasonic vibration assisted grinding nano-ceramic was studied by experiment based on indentation fracture mechanics, and mathematical model of grinding force was established. The study shows that grinding force mainly result from the impact of the grains on the workpiece in ultrasonic grinding, and the pulse power is much larger than normal grinding force. The ultrasonic vibration frequency is so high and the contact time of grains with the workpiece is so short that the pulse force will be balanced by reaction force from workpiece. In grinding workpiece was loaded by the periodical stress field, which accelerates the fatigue fracture.

This paper reports modeling a new design of Thermal MEMS gyroscope through the use of the Comsol Multiphysics software package. Being very small and having no movable parts have made thermal MEMS gyroscope very practical. Previously designed Thermal MEMS gyroscope shows some limitation such as being vulnerable to gravity force. Finding a technique to increase the range of thermal MEMS gyroscope reliability motivated us to come up with a new design that we will refer to as the ‘Forced Convection MEMS gyroscope’. A two-dimensional finite-element model of the device has been developed to investigate its performance. An external force has been introduced to the system to create a higher-velocity hot gas stream that will be deviated more in response to rotation. The external force should be great enough that convection currents resulting from gravity or acceleration will have minimal impact on the gyroscope sensitivity. A heating element can still be used, but its primary purpose is now to warm the flowing gas so that it can be detected by the sensors. In this paper we will also show that, in order to completely eliminate the impact of gravity and increase the sensitivity of the gyroscope, it is possible to eliminate the heaters entirely and instead use heated sensors to detect gas currents. In other words, the sensors are working as hot-wire anemometers. Our simulations suggest that this design variant results in higher sensitivity. We have also carried out optimization studies to identify the best location for the heaters and sensors. A prototype of this device has been fabricated based on MEMS techniques, and an external pump is used to produce an oscillating gas flow within the device.

Abstract In this paper mechanical aspects of cracking during single- and multi-spot welding of AA5754 was investigated by both experimental and analytical approaches. The impact of mechanical loading on crack initiation and propagation was studied with the consideration of various process parameters including the loading imposed by electrodes, the formation of liquid nugget, and constraining factors during and after welding. Tensile properties of AA5754 and their dependence on the temperature were tested at room and up to solidus temperatures, in order to provide a reference of cracking stress. Thermal-mechanical analysis was conducted based on the temperature field around the nugget and the state of stress encountered during welding. This analysis revealed that tensile stress might build up in the vicinity of the nugget during cooling, thus explained the experimental observation. General guidelines for suppressing cracking were proposed, i.e. to provide sufficient constraint around the weld spot during and after welding.

Abstract The behavior of structures under the impact or crash situations demands an efficient modeling of the system for its behavior to be predicted close to practical situations. The various formulations that are possible to model such systems are spring mass models, finite element models and plastic hinge models. Of these three techniques, the plastic hinge theory offers a more accurate model compared to the spring mass formulation and is much simpler than the finite element models. Therefore, it is desired to model the structure using plastic hinges and to use a computational program to predict the behavior of structures. In this paper, the behavior of some simple structures, ranging from an elementary cantilever beam to a torque box are predicted. It is also shown that the plastic hinge theory is a reliable method by comparing the results obtained from a plastic hinge model of an aviation seat structure with that obtained from a finite element model.

A contact mechanics (CM) based model of a fixed-length rigid cylinder impacting a homogeneous elastic-plastic homogeneous body was developed and includes an improved method of estimating the residual depth after impact. The nonlinear elastic behavior during unloading was accounted for to develop an improved coefficient of restitution model. The impact model was applied to study a practical case of a cylindrical feature on the slider of a magnetic storage hard disk drive impacting the disk to predict various critical impact contact parameters. The CM model was validated using a plane strain finite element model and it was found that a cylindrical feature with a longer length results in a substantial alleviation of impact damage.

Fibreglass reinforced flexible pipe (FRFP) is regarded as a great alternative to many bonded flexible pipes in the field of oil or gas transportation in shallow water. This paper describes an analysis of the mechanical behavior of FRFP under torsion. The mechanical behavior of FRFP subjected to pure torsion was investigated by experimental, analytical and numerical methods. Firstly, this paper presents experimental studies of three 10-layer FRFP subjected to torsional load. Torque-torsion angle relations were recorded during this test. Then, a theoretical model based on three-dimensional (3D) anisotropic elasticity theory was proposed to study the mechanical behavior of FRFP. In addition, a finite element model (FEM) including reinforced layers and PE layers was used to simulate the torsional load condition in ABAQUS. Torque-torsion angle relations obtained from these three methods agree well with each other, which illustrates the accuracy and reliability of the analytical model and FEM. The impact of fibreglass winding angle, thickness of reinforced layers and radius-thickness ratio were also studied. Conclusions obtained from this research may be of great practicality to manufacturing engineers.

The paper is focussed on numerical simulations of the fracture of a quasi-brittle specimen due to its impact onto a fixed rigid elastic plate. The failure of the specimen after the impact is modelled in two ways based on the physical discretization of continuum: via physical discrete elements and pseudo-particles. Advantages and drawbacks of both used methods are discussed. The size distribution of the fragments of the broken specimen resulting from physical discrete element model simulation follows a power law, which indicates the ability of the numerical model to identify the fractal nature of the fracture. The pseudo-particle model, on the other side, can successfully predict the kinematics of the fragments of the specimen under impact failure.
