Представлены результаты изучения морфологии поверхности и структуры слоев AlN, сформированных аммиачной МЛЭ на темплейтах 3C-SiC/Si(111) on-axis- и 4° off-axis-разориентации. Опробован технологический режим низкотемпературной эпитаксии зародышевого слоя AlN на поверхности 3C-SiC(111). Среднеквадратичная шероховатость поверхности (5 х 5 мкм) слоев AlN толщиной 150 ± 50 нм составила 2,5-3,5 нм на темплейтах 3C-SiC/Si(111) on-axis и 3,3-3,5 нм на 4° off-axis. Показано уменьшение шероховатости смачивающего слоя AlN при изменении скорости роста. Получены монокристаллические слои AlN(0002) со значениями FWHM (ω-геометрия) 1,4-1,6°. The paper presents the surface morphology and crystal structure of AlN layers formed by ammonia MBE on 3C-SiC/Si(111) on-axis and 4° off-axis disorientation. It offers the technological approach of low-temperature epitaxy of the AlN nucleation layer on the 3C-SiC (111) surface. Root mean square roughness (5 х 5 |xm) of AlN layers with thickness of 150 ± 50 nm was 2,5-3,5 nm onto on-axis templates and 3.3-3.5 nm onto 4° off-axis. It appears that the RMS roughness of the AlN surface is changing with the growth rate variation. Single-crystal AlN(0002) layers with FWHM values (ω-geometry) of 1.4-1.6° have been obtained.

AbstractSince colossal ionic conductivity was detected in the planar heterostructures consisting of fluorite and perovskite, heterostructures have drawn great research interest as potential electrolytes for solid oxide fuel cells (SOFCs). However, so far, the practical uses of such promising material have failed to materialize in SOFCs due to the short circuit risk caused by SrTiO3. In this study, a series of fluorite/perovskite heterostructures made of Sm-doped CeO2 and SrTiO3 (SDC–STO) are developed in a new bulk-heterostructure form and evaluated as electrolytes. The prepared cells exhibit a peak power density of 892 mW cm−2 along with open circuit voltage of 1.1 V at 550 °C for the optimal composition of 4SDC–6STO. Further electrical studies reveal a high ionic conductivity of 0.05–0.14 S cm−1 at 450–550 °C, which shows remarkable enhancement compared to that of simplex SDC. Via AC impedance analysis, it has been shown that the small grain-boundary and electrode polarization resistances play the major roles in resulting in the superior performance. Furthermore, a Schottky junction effect is proposed by considering the work functions and electronic affinities to interpret the avoidance of short circuit in the SDC–STO cell. Our findings thus indicate a new insight to design electrolytes for low-temperature SOFCs.

Li-diffusion constants of single-crystal and powder garnets were determined and plotted versus ionic conductivity. Estimated NE carrier numbers were larger than atomic Li numbers for metal containing garnets and insensitive to temperature.
