The design, fabrication and characterization of passive and active GaAs/AlGaAs nonlinear directional couplers with a multiple-quantum-well (MQW) guiding region are summarized. Picosecond one-beam and two-beam switching using the carrier-induced optical nonlinearities and femtosecond switching using the optical Stark effect are both reviewed. Two-transverse-dimension beam-propagation computations with the optical nonlinearities modeled by the plasma theory are presented, and found to be in good agreement with our previously reported carrier-induced switching characteristics and with our new results with current injection.
