The effect of lattice thermal vibrations on the channeling of 100 keV Al ions in 4H-SiC is investigated. By implanting at room temperature in the direction, the depth distribution of the incident ions is shown to be about 7 times deeper than for random implantations. At higher implantation temperatures, the channeling is reduced by the lattice vibrations and, for instance, at 600 °C implantation the distribution is about 3-4 times deeper than for a RT random implantation. The results are of technological interest for further development of implantation technology for 4H-SiC device manufacturing.

Present Activity

Magnetically driven thermal changes in magnetocaloric materials have, for several decades, been exploited to pump heat near room temperature. By contrast, their electrocaloric and mechanocaloric counterparts have only been intensively studied and exploited for little more than a decade. These different caloric strands have recently been unified to yield a single field of research that could help combat climate change by generating better heat pumps for both cooling and heating. Here we outline the timeliness of the present activity and discuss recent advances in caloric measurements, materials, and prototypes.

In this paper we investigate the performances of two bulk magnetocaloric refrigerants based on La(Fe,Co)13-xSix and prepared by powder metallurgy. Both materials were developed especially for a magnetic cooling machine. We have determined the magnetocaloric effect in term of temperature change under magnetic field using a test-bench with practical running conditions. ΔT was measured under 2 T and close to room temperature range. The obtained results will be compared with those of some reference materials reported in the literature. In addition, a composite material based on La(Fe,Co)13-xSix is proposed for magnetic systems using Ericsson and AMR cycles for refrigeration close to room temperature.
